KAIST Team Develops a Multilayer Insulating Film That Steadies Oxide Vertical-Channel Transistors

권지민 KAIST 전기및전자공학부 교수 연구팀이 UNIST·연세대 등 국내 연구진과 함께 차세대 메모리 소자인 산화물 수직 채널 트랜지스터(VCT)의 성능과 안정성을 높이는 다층 층간 절연막 구조를 개발했습니다. VCT는 반도체에서 전류가 흐르는 통로인 채널을 수평이 아닌 수직으로 배치해 반도체를 위로 쌓을 수 있도록 한 소자입니다. 채널 소재로 산화물 반도체를 사용하면 누설전류를 줄여 전력 효율을 높일 수 있습니다. 연구팀은 질화규소·이산화규소·질화규소로 구성된 다층 절연막으로 산소가 산화물 반도체 쪽으로 이동하도록 유도해, 산소 공공은 줄이고 금속 전극이 산화되는 것은 억제했습니다. 1000만 회 이상 반복해 동작시킨 뒤에도 문턱전압의 변화는 50밀리볼트 이하에 그쳤습니다. 이 연구는 국제학술지 ’어드밴스드 펑셔널 머티리얼즈’에 5월 20일 실렸고 표지 논문으로 선정됐습니다.
Translation
A research team led by Professor 권지민 of KAIST's School of Electrical Engineering, working with researchers at UNIST, Yonsei University and elsewhere in Korea, has developed a multilayer interlayer insulating film structure that raises the performance and stability of the oxide vertical channel transistor (VCT), a next-generation memory device. A VCT places the channel, the path current flows along in a semiconductor, vertically rather than horizontally, so that semiconductors can be stacked upward. Using an oxide semiconductor as the channel material reduces leakage current and so improves power efficiency. The team used a multilayer insulating film made of silicon nitride, silicon dioxide and silicon nitride to steer oxygen toward the oxide semiconductor, cutting oxygen vacancies while keeping oxygen from moving toward the metal electrode and oxidising it. Even after being switched more than 10 million times, the change in threshold voltage — the point at which the transistor turns on — stopped at 50 millivolts or less. The team also verified performance at the system level by combining the device with conventional silicon-based CMOS semiconductors, and the results were published in the international journal Advanced Functional Materials on May 20 and chosen as a cover paper.

-도록 attaches to a verb stem and states the purpose or result the action is aimed at. It is the workhorse of engineering and policy writing, where almost every sentence describes something built so that something else happens. This lesson uses it twice: 쌓을 수 있도록 (so that they can be stacked) and 움직이도록 (so that it moves). Negation goes inside as -지 않도록, not by negating 도록 itself.

N에 달하다 / N에 그치다to reach as much as N / to stop at only N
A matched pair for framing a quantity. 달하다 says the figure climbed all the way to N and reads as large; 그치다 says it stopped there and reads as small. The number is neutral, so the verb carries the judgement. In a reliability result like this one, small is the good outcome, which is why 그쳤습니다 is the right verb for a voltage drift of 50 millivolts. Both take 에, never 을/를.

N(으)로 구성되다to be made up of N, consist of N
N(으)로 구성되다 lists what something is built out of. It is passive in form — 구성하다 is the active 'to compose' — so the sentence puts the finished thing first and its parts second, which suits a technical description. Use -로 after a vowel or ㄹ, -으로 after any other consonant. Close neighbours are N(으)로 이루어지다 (slightly more everyday) and N(으)로 나뉘다, which splits rather than builds.
